This paper presents a 40nm CMOS transformer based dual-band VCO with differential hybrid coupler for I/Q generation. The average phase noise of the combination over the 54 to 69.3GHz tuning range is -90dBc/Hz at 1MHz offset while the best FOM value is 177dB. Along the wide tuning range, the I/Q mismatch of the hybrid coupler is less than 3 degree. The area of the hybrid is only 60um*65um.
